500mA dual bipolar transistor include base resistors

Nexperia dual bipolar with base resistors

There are 12 devices, giving every combination of: package, NPN+NPN, NPN+PNP or PNP+PNP pairing and 1 or 2.2kΩ series current limiting resistor.

Every base also gets a 10kΩ pull-off resistor. “They include a second integrated resistor parallel to the base-emitter path to create a voltage divider that sets the base voltage. This offers finer tuning and better turn-off characteristic behaviour,” according to the company.

It describes the devices as a “cost-saving alternative to BC807 – BC817 series in digital applications”.

These derate linearly to nothing at 150°C.

Maximum collector-emitter voltages is 50V (open-base).

Picking the SOT1118 NPN+PNP 2.2kΩ PIMC32PA almost at random, gain is 70 minimum (5Vce, 50mA Ic, 25°C) and saturation is 100mV maximum (50mA Ic, 2.5mA Ib, 25°C). Collector capacitance is 5pF for the NPN and 7pF for the PNP, and transition frequency is 210 or 150MHz respectively.
